I masturbated and some got on my hand. I washed with soap and water then dried with a little hand towel. Would some sperm get on the towel when i dried or would they be washed away.

If you washed your hands pretty hard, you should be ok.

But even still.. If your worried about your sister drying off her body with the towel and then you impregnating her, trust me, it's gonna take a lot more than just a little sperm on a towel to impregnate someone.
